Numerical Analysis of 100-Gbit/s Dynamic Single-Mode Operation of Hybrid-Modulation Semiconductor Lasers
100-Gbit/s dynamic single-mode operation of a short-cavity hybrid-modulation semiconductor laser (HMLD) with a non-return-to-zero (NRZ) modulation signal was analyzed numerically. It was confirmed that an HMLD with 150- μm -long cavity consisting of 100- μm -long distributed-feedback (DFB) and 50- μm -long intra-cavity-loss-modulation (ICLM) sections has modulation bandwidth wider than 100 GHz which is enough for 100-Gbit/s operation. The HMLD can generate a clearly opened 100-Gbit/s NRZ eye diagram without mode hopping. It was also confirmed that a clear eye diagram with reduced overshoot can be obtained by introducing a time delay between the modulation signal for the ICLM Section and that for the DFB section.
